Product Structure
Photoresist-coated chrome photomask blanks consist of a
glass substrate, chromium layer and photoresist layer.
Two photoresist options are available: AZ1500 and TFP650.
Please select the required photoresist in advance.
Manufacturing Process
The photomask blank is a hard-surface photomask material.
A flat, high-quality glass substrate is coated using DC magnetron
sputtering (SP) to form chromium nitride/chromium oxide films,
creating the chrome-coated substrate.
A layer of photoresist or electron-beam resist is then coated
onto the chrome-coated substrate to form the photoresist-coated
photomask blank.
Photomask Blank
The photomask blank is the photosensitive blank used to fabricate
fine photomask patterns. The required photomask is obtained through
photolithographic patterning and etching.
